2025년 6월 16일, 메릴랜드 대학교 한봉태 교수님을 모시고 ‘반도체 패키징 기술’ 특별 강연을 진행했습니다. 이번 강연에서는 지난 30년간 반도체 패키징의 발전 과정을 살펴보고, 특히 인공지능·빅데이터·자율주행 등 차세대 응용 분야를 위한 이종 집적(heterogeneous integration) 기술로 어떻게 진화해 왔는지를 조명했습니다. 연사인 한봉태 교수님은 1992년 IBM 마이크로일렉트로닉스 입사 이래 첨단 패키징 연구에 매진해 왔으며, 다수의 저서·논문과 집필하셨습니다. 또한 IBM Excellence Award, SEM Brewer Award, ASME Mechanics Award 등 주요 학술상을 수상했으며, 현재 저널 「Microelectronics Reliability」(Elsevier)의 편집장으로 활발히 활동 중이십니다.

On June 16, 2025, we held a special lecture on “Semiconductor Packaging Technologies" with Professor Bongtae Han of the University of Maryland. In this seminar, we reviewed the development of semiconductor packaging over the past 30 years, with a particular focus on how it has evolved into heterogeneous integration technologies for next-generation applications such as artificial intelligence, big data, and autonomous driving. The speaker, Professor Bongtae Han, has devoted himself to advanced packaging research since joining IBM Microelectronics in 1992, and holds numerous books and papers. He has also received major academic awards—including the IBM Excellence Award, the SEM Brewer Award, and the ASME Mechanics Award—and currently serves as Editor-in-Chief of the journal 「Microelectronics Reliability」(Elsevier).
